Cooled photodiodes

May 1, 1995
The ETXXXXGR-TE series features 100-, 500- and 1000-µm InGaAs graded photodiodes mounted in TO-66 packages with two-stage thermoelectric coolers. The devices can have cutoff wavelengths extended to 1.85, 2.15, and 2.55 µm, with detectivity (D*) around 1012 cm-Hz1/2/W. Compared to uncooled photodiodes, they offer high sensitivity and responsivity (1 A/W) at longer wavelengths.
