Blue-device substrate

July 1, 1996
Single-crystal ScMgAlO4 is available for use as substrates on which to deposit GaN thin films, which are used for making blue LEDs and possibly in making blue lasers. The material`s lattice constant of 3.240 has a lattice mismatch with GaN of only 1.8%. The substrate material is available in 30-mm-diameter, 1.0-in.-diameter, or 10 ¥ 10-cm sizes with a orientation.
