The AXUV silicon photodiodes detect in the UV, vacuum-UV, and soft X-ray region. The photodiodes have a 4- to 40-nm-thick oxynitride front window. The detectors show less than 2% responsivity change after 31,000 J/cm2 of 254-nm photon exposure, When optimized for high-speed operation, the diodes exhibit risetimes of less than 200 ps.
