The AXUV silicon photodiodes detect in the UV, vacuum UV, and soft x-ray region. The photodiodes have an oxynitride front window transparent from 4 to 40 nm. The detectors show less than 2% responsivity change after 31,000 J/cm2 of 254-nm photon exposure. When optimized for high-speed operation, the diodes exhibit risetimes of less than 200 ps.
